                                    段曦东教授简介

段曦东教授系教育部长江学者特聘教授,湖南大学化学化工学院教授、博士生导师。主要研究二维材料及其异质结超晶格等二维复杂高级结构的合成新理论、合成新原理、以及以此为材料平台研究相关物性规律,并探讨其应用前景。以第一作者和通讯作者在包括ScienceNatureNature NanotechnologyNature MaterialsNature ElectronicsNano LetterJACSChemical Society ReviewNational Science ReviewNano Research等中外著名期刊上发表论文数十篇。获奖情况是:2017年获湖南省自然科学一等奖(排名第二),2017年获中国电子科技十大进展奖,2019年获国家自然科学二等奖(排名第三) 2020年获中国材料研究学会科学技术奖一等奖(排名第一),2020年获中国半导体十大进展奖。段曦东教授指导的研究生2020年、2021年连续两届获得京博优秀博士论文铜奖。段曦东教授成果引领了二维原子晶体,特别是二维原子晶体异质结、超晶格等复杂高级结构的合成领域的发展,提出了系列二维原子晶体(非石墨烯)横向和垂直异质结、超晶格的合成新理论、新原理和新技术,是该国际上该领域成果丰硕、成果最系统化的科学家,代表性成果包括:   

 1)二维半导体要在芯片技术取得良好的应用,与传统半导体类似需要精确调控其化学成分和电子结构,如实现二维材料的异质结。经过长期的对二维材料生长技术的研究在国际上率先制备出了具有原子级厚度的二维半导体材料横向异质结;并成功示范了其在光电检测、光伏效应和反相器方面的应用(Nat. Nanotechnolog, 2014)。并且在基础上解决二维横向异质结生长过程中随机成核和无序热刻蚀的难题,利用双气流化学气相沉积法在国际上首次实现了界面原子级陡峭的二维材料横向多异质结、超晶格、量子线的可控外延生长(Science 2017

进一步应用发明的激光刻蚀-热刻蚀图案化-双气流精确外延工艺,在国际上首次合成了二维半导体横向异质结阵列,为基于未来的二维半导体的集成电路打下了坚实的基础(Nat. Nanotechnology, 2021)

   2)实现高效规模化的二维晶体管的集成是走向二维集成电路的关键一步,制备规模化的范德华异质结阵列可以提供一个规模化集成的二维器件,是走向实际应用的可行方案。通过激光烧蚀等技术在二维原子晶体表面定点制造缺陷阵列,供新的二维原子晶体选择成核和生长,最终形成垂直异质结阵列。该方法具有普适性、可控性且适合大规模制备。制备了大规模阵列如 VSe2/MoS2垂直异质结阵列(12,000),良率99% ;基于阵列的双层WSe2场效应晶体管的电流密度高达900 μA/μm。这些成果为二维材料在芯片、柔性器件等电子学领域的应用提供了坚实的基础(Nature2020)。进一步利用二维金属/二维半导体范德华垂直异质结构建了高质量的短沟道二维半导体场效应晶体管,验证了基于二维半导体晶体管性能确实能够取代或者超越传统硅基半导体。段曦东教授团队开发了原位生长金属二维半导体,构筑无损的范德华电接触技术,以此制备二维晶体管,有效避免传统光刻制造或金属集成工艺带来的表面污染、损伤和界面紊乱等问题,有利于表征二维半导体本征性能。团队因此在沟道长度为亚100纳米的二维半导体晶体管上实现了大于1.50 mA/μm的开态电流密度,特别是在沟道长度20 nm的双层WSe2晶体管上实现了高达1.72 mA/μm的开态电流密度的世界纪录。晶体管同时具有低于0.50 kΩ·μm的开态电阻、高的开关比。工作首次证实二维晶体管已经达到取代目前先进制程硅基半导体器件水平。工作以巧妙的实验设计,坚实的实验结果对领域内长期存在的二维半导体晶体管究竟能否获得比拟或者优于传统硅基半导体晶体管的性能的疑问做出了肯定的回答,必将吸引半导体、芯片领域的专家和产业界、投资界的注意,推动硅基半导体后的新一代二维半导体、芯片技术的发展(Nature Electronics2022)。   

   3)通过毛细作用力驱动生长在基底上的SnS2/WSe2范德华异质结的卷绕,产生WSe2SnS2单层交替的SnS2/WSe2卷,从而形成高阶SnS2/ WSe2范德华超晶格。超晶格的形成调节了材料的电子能带结构和维度,实现了从半导体到金属传输特性、从二维到一维以及与角度相关线性磁阻的转变。该方法具有可扩展性,利用这种方法创建了各种2D/2D范德华超晶格、更复杂的2D/2D/2D范德华超晶格以及其他包括2D材料、3D薄膜材料和1D纳米线的混合维度范德华超晶格。这项研究制造了具有不同材料成分、维度、手性和拓扑结构的高阶范德华超晶格,为基础研究和技术应用提供了丰富的材料平台。成果首次制备了高阶超晶格,本工作所开发的概念和材料系统很有可能在该领域产生重大影响,开辟了二维和多维结构与材料相结合的新研究方向(Nature, 2021)

4. 二维空气稳定磁性材料制备及物性研究。二维磁性材料结合了二维材料在器件小型化、集成化方面的优势,以及磁性材料在自旋探测和操控方面的优势,在高密度、低功耗自旋电子学发展中具有光明的前景。段曦东教授团队采用异质外延技术,获得空气中稳定的亚纳米级厚度、层数可控的二维范德华铁磁材料,揭示异质结界面电荷转移调控磁性机理,霍尔器件在空气中放置200多天性能无明显变化。空气中稳定的二维CrSe2纳米片为基础研究和构建用于磁记忆存储、传感器和自旋电子学的多种磁性范德华异质结提供了一种二维新型稳定的铁磁体(Nature Materials, 2021
